How it works

The block is a switched-current ΔVBE sensor: a PMOS mirror of eight matched units drives one vertical PNP with 1 or 8 units. The difference of the two base-emitter voltages, ΔVBE = (kT/q)·ln 8, is proportional to absolute temperature. In 22 and 16 nm it uses 1.8 V I/O devices and a follower output: the PNP needs more than the 0.8 V core supply at 0 °C.

Post-layout simulation with extracted parasitics, not silicon.

In 22 and 16 nm the sensor uses 1.8 V I/O devices and a follower output: the PNP needs more than the 0.8 V core supply at 0 °C.

The original sign-off summary above retains its stated simulation and mismatch-model basis. The expanded Results and Monte Carlo pages report the subsequent 200-chip extracted-layout characterization for all three technologies.
